In this study, we introduce the Virtual Gain Optimization (VGO) method as a useful tool for evaluating the gain and efficiency performance of microwave power transistors with potential for use in 5G and beyond communication systems. This tool relies on modeling power transistors using measured source-pull and load-pull data as realizable positive real impedance functions. The modeling process employs the Real Frequency Line Segment Technique (RF-LST) algorithm. As an example, the CG2H40010 model Gallium Nitride (GaN) power transistor is considered, and its electrical performance is analyzed in the frequency band of 3.3-4.2GHz, which is sub-6GHz for 5G communication systems.
